APSYS, Advanced Physical Models of Semiconductor Devices, is based
on 2D (and extended to 3D) finite element analysis of electrical,
optical and thermal simulation of compound semiconductor devices,
with Silicon as a special case. Those features include; hot carrier
transport, almost arbitrary type and material heterojunction and
multi-quantum well structures, quantum mechanical tunneling, k╖p band
structure calculation, selfconsistent Poisson and Shroedinger
equations solving, optical modes, wave guiding in media with
arbitrary complex refractive index distribution, transient models,
small ac-signal analysis, interface and bulk charge trapping,
piezoelectric effect, impact ionization, optical absorption and
emission with exciton, and other many-body phenomena included, LED
ray tracing model to optimize device structure and packaging for
light extraction efficiency, photon recycling effect, different
relaxation models, and many other features. Broad range of
semiconductor devices, starting from classical or quantum-mechanical
resonant tunneling diodes, bipolar and field heterostructures
transistors, LEDs, Detectors, Semiconductor Optical Amplifiers,
Electro-Absorption Modulators, Quantum MOS, and many others that can
be studied in terms of optical, electrical and thermal modeling at
wide temperature and electrical bias range, as well as various optical
environments, for example in photo-pumping.
